Description

Hewlett-Packard’s AT-30511 andAT-30533 are high performanceNPN bipolar transistors that havebeen optimized for maximum fT atlow voltage operation, makingthem ideal for use in battery

powered applications in wirelessmarkets. The AT-30533 uses the 3lead SOT-23, while the AT-30511places the same die in the higherperformance 4 lead SOT-143. Bothpackages are industry standard,and compatible with high volumesurface mount assemblytechniques.

The 3.2 micron emitter-to-emitterpitch and reduced parasitic designof these transistors yieldsextremely high performance

products that can perform a multi-plicity of tasks. The 5 emitterfinger interdigitated geometryyields an extremely fast transistorwith high gain and low operatingcurrents.

Optimized performance at 2.7 Vmakes these devices ideal for usein 900 MHz, 1.8 GHz, and 2.4 GHzbattery operated systems as anLNA, gain stage, buffer, oscillator,or active mixer. Typical amplifierdesigns at 900 MHz yield 1.3 dBnoise figures with 13dB or moreassociated gain at a 2.7 V, 1 mAbias. Voltage breakdowns are highenough for use at 5 volts. Highgain capability at 1V, 1 mA makesthese devices a good fit for900␣MHz pager applications.The AT-3 series bipolar transistorsare fabricated using an optimizedversion of Hewlett- Packard’s10␣GHz fT, 30 GHz fMAX Self-Aligned-Transistor (SAT) process.The die are nitride passivated forsurface protection. Excellentdevice uniformity, performanceand reliability are produced by theuse of ion-implantation, self-alignment techniques, and goldmetalization in the fabrication ofthese devices.
